Abstract
ZnO is a very significant kind of compound semiconductors and its low-dimension structures have great potential application prospect in micro-electronics devices. Highly oriented ZnO nanorods arrays with 70-300 nm diameter and about 1 μm length were prepared on the ZnO granular film by a soft-chemical method on mild condition. The function of ZnO granular film and the effects of water-bath temperature on crystal structure and morphology were discussed. Results indicate that the ZnO arrays are hexagonal wurtzite structure. ZnO granular films provide an uniformly distributing and immobile nucleating center and induce the arrays to grow. As the increase of growth temperature, the diameter of ZnO nanorods is reduced and the morphology of ZnO arrays is improved. The preference of (002) is restrained when the temperature is too high or too low. The Photoluminescence (PL) and its mechanism were also studied.
