Abstract
Resonant quasi-level lifetimes in double-barrier quantum structures have been analytically calculated based on the solution of the time-independent Schrödinger equation and the energy uncertainty condition. Explicit expression of lifetime has been exactly derived in a simple form. Its validity and accuracy have been demonstrated by comparing extensively with various currently used numerical methods. Finally, the dependence of lifetime on the tunneling carriers effective mass difference between the well and the barrier regions has also been investigated, it is shown that correct effective masses of carriers are crucial factors for the resonant tunneling process.
